Abstract:
We have determined optical constants of (GaAs)N (AlAs)N ultrathin-layered superlattices (SL) with N = 2−20 prepared by MBE and compared with the theoretical calculations of Kamimura and Nakayama [Comments Condens. Matter Phys. 13 (1987) 143]. We used spectroscopic ellipsometry for λ = 350−850 nm and analysed with a five-phase model; air/ oxide layer (∼1.5 nm)/GaAs cap layer (∼10 nm)/SL (∼45 nm)/GaAs. Although the theory predicts anisotropic properties, we analysed on the assumption of isotropic properties. Shape and position of the observed ε2 near the optical gap are in good agreement with the theory.
