A new double heterojunction AlGaAs-GaAs structure for space solar cells

Abstract:
One means of future development in GaAs space solar cells is to increase power to area ratio. A new structure of double heterojunction with GaAs/AlGaAs heterojunction back surface field(triple heterojunction) is theoretically proposed in this work. This study uses a computer program(THJ) for modelling and optimizing the electrical characteristics of the new structure. An increase in the current density of about 9% (at AMO) can be gained by using the proposed structure rather than previous design.
